“The polarity of GaN grown by plasma-assisted molecular beam epitaxy was inverted from N-face to Ga-face by inserting a composite AlN/aluminum oxide (AlOx) interlayer structure at the inversion interface. The change in polarity was verified in situ by reflection high energy electron diffraction via intensity transients and postgrowth surface reconstructions, and ex situ by convergent beam electron diffraction and etch studies in an aqueous potassium hydroxide solution. The inverted materials showed smooth surfaces and good electrical

properties. AlGaN/GaN high electron mobility transistors fabricated on the inverted epilayers showed good dc and high frequency selleck compound performance. A current-gain cutoff frequency (f(T)) of 21 GHz and maximum oscillation frequency (f(max)) of 61 GHz were measured in devices with a gate length of 0.7 mu m. These data compare favorably to those of Ga-face AlGaN/GaN devices with a similar structure grown on Si-face SiC substrates. (C) 2010 American Institute of Physics. [doi: 10.1063/1.3524473]“
“A new trans-clerodane diterpenoid, laevigatbenzoate (1), was isolated from the leaves of Croton laevigatus

learn more Vahl. Its structure was established on the basis of spectroscopic analysis, and the absolute configuration was determined by application of the CD excitation chirality method. This compound showed weak cytotoxicity against HeLa cells, with an IC(50)

value of 45.4 mu M.”
“A first-principles-derived effective Hamiltonian is adopted to simulate the effects of high-pressure on Pb(Zr1-xTix)O-3 near the morphotropic phase boundary. With increasing pressure, the induced tetragonal-to-monoclinic and monoclinic-to-rhombohedral phase transitions are observed at low temperatures, which are accompanied by significantly enhanced piezoelectric responses. By determining the pressure-temperature phase diagram, it was revealed that the M phase resides in a narrow region between the T and R phases with inclining boundaries. “A rapid method that does not require a complicated preparation was developed for MDV3100 concentration determining by HPLC the content of atropine (At) and scopolamine (Sc) in a sample of scopolia extract powder. The sample solution for HPLC was extracted using 0.1 mol/L HCl/methanol (8:2). At and Sc were separated using a pentafluorophenylpropyl column and detected at a wavelength of 210 nm. Acetonitrile-10 mmol/L ammonium acetate adjusted to pH 5.0 (8:2, v/v) was used as the mobile phase. The linearity was good in the 5.0-500 mu g/mL range for At and 0.5-500 mu g/mL range for Sc. The specificity for both At and Sc was satisfactory.
